Review:
The measured VBceo is 397.8 V and this is very close to the previous A section`s
results. The Iceo at 350V is about 17 µA and it is still lower than the specification
limit at 200 V.
When measuring VBceo, it typically shows negative resistance as discussed in pre-
vious A section.
The 100 kΩ resistor inserted in series between the collector terminal and the collec-
tor SMU cancels the negative resistance component when seeing from the SMU,
and the breakdown characteristics are measured very well as the breakdown curve
is showing continuous trace from the beginning of breakdown to the final measure-
ment point as shown in figure 3-16.
