7.4 BUMP PULL TEST FAILURE MODES
A number of failure modes are possible depending on the type of test performed.
Mode 1: The soldering of the ball to the site failed.
Mode 2: The bonding of the ball exceeded the tensile strength of the solder.
Mode 3: The bonding pad failed.
Mode 4: The bonding of the ball exceeded the tensile strength of the solder, or
the jaw pressure is too low.
